Báo Cáo Travelling-wave concept in modelling millimeterwave switches

ABSTRACT

In this paper a traveling-wave concept is presented to analyze and design some millimeterwave
switches such as SPST, parallel SPDT, mixed SPDT based on simplified small-signal models of
0.15àm-pHEMT (pseudomorphic HEMT) and 0.1àm – GaAs pHEMT. Using a Matlab program
written by the authors, insertion losses and isolations of these switches are obtained and compared for
different lengths and widths of HEMT gate, number of HEMT’s, lengths of drain-electrode
transmission lines in the traveling-wave switch circuits.
